Avalon Expands LDMOS Base Station and Multi-Carrier Product Lines with 400W Rugged Doherty RF Power Transistors
Nijmegen, The Netherlands, October 27, 2021 – Ampleon today announced the BLC10G27XS-400AVT 400W asymmetric Doherty RF power transistor. Designed for base station multi-carrier applications operating in the 2.496GHz to 2.690GHz frequency range, this Doherty transistor is built on Avalon’s industry-leading 9th generation 28V LDMOS process technology. The Doherty transistor is fabricated in an air cavity plastic (ACP) earless SOT-1258-4 package, which typically provides 45% drain efficiency.
The BLC10G27XS-400AVT features excellent ruggedness with a VSWR of up to 10:1, which is essential for base station applications where high power extreme mismatch conditions are common. The transistor integrates ESD protection, has low output capacitance to improve Doherty performance, and includes input and output matching components internally, allowing users to easily achieve impedance matching to 50Ω on the PCB. Based on the quoted test conditions, the power gain specification for the BLC10G27XS-400AVT is typically 13.3dB. In addition, this Doherty transistor has low thermal resistance properties, providing excellent thermal stability for demanding base station applications.
